Hi,
I am attempting to simulate the following transistor in Cadence:
modni50h (from ams H35 technology)
I am receiving the following error:
***************************************
DC Analysis `dc': V2:dc = (0 V -> 15 V)
***************************************
Important parameter values:
reltol = 100e-06
abstol(V) = 1 uV
abstol(I) = 1 pA
temp = 27 C
tnom = 27 C
tempeffects = all
gmin = 1 pS
Trying `homotopy = gmin'.
Continuation method failed. Step size is too small.
Trying `homotopy = source'.
Warning from spectre at dc = 0 V during DC analysis `dc'.
WARNING (CMI-2151): M0.M_subinst_01.xqpnp: Missing collector-substrate diode would be forward biased.
SOAC: M0.M_subinst_01.soac_m1 modni50h V(G,B): LEAVING@ -1e+06us ;
I am not sure if this is an issue with the diodes not being modeled in bsim3v3 or if I need to add an external diode? Any assistance debugging this issue would be greatly appreciated.
Thank you.
